Simulation of Ingan Blue Laser Diode $172.06 In this book, the design of InGaN LDs structures including multi quantum wells (MQWs) active region device are described and investigated by integrated system engineering technology computer aided design (ISE TCAD) device simulator. The parameters of the LDs structures are varied and optimized for high performance. This optimization study involves aspects such as thickness of active region, doping, thickness of stopper layer region, thickness of quantum wells and quantum barriers, number of quantum wells and several approaches to improve and achieve high efficiency, low threshold current and high output power of InGaN LDs. The basic LDs structures treated here are FabryPerot type InGaN double heterostructure (DH), separate confinement heterostructure (SCH) and multi quantum wells (MQWs).High performance LD has been obtained by using multi quantum wells incorporated with the optimized parameters. The lowest threshold current, higher external quantum efficiency and characteristic temperature are obtained when the number of InGaN well layers is two, at our laser emission wavelength of 415 nm, which is related to the problem of inhomogeneous carrier. Electrical Characterization of Sic Using Dlts System $109.93 Experiments were carried out on a high blocking voltage Schottky diode (>2KV) fabricated on an ntype 4Hpolytype Silicon Carbide. The sample is low doped in low 10E14 (carrier concentration is 2.410E14 cm 3) and thickness of epitaxial layer is 30um. The substrate is ntype of doping in the mid 10E18 range. Silicon carbide (SiC) is selected because it has a wide bandgap, high thermal conductivity, high breakdown electric field and high electron saturation velocity. Therefore, SiC can be used as high temperature electronics, high power switching and high frequency power generation.IV and CV measurements were performed on the sample. The leakage current was found to be below 10E6 A with applied reverse bias rating as high as Vr =10v. From the capacitance voltage(CV) measurements we obtain the carrier concentration to be 2.410E14 cm 3.Characterization of deep levels in ntype 4H polytype SiC has been carried out using deep level transient spectroscopy. One deep level at Ec 0.23 and Capture Cross Section of this deep level is 1.591020 cm 2.
